Beware of using blind vias for the actual ball lands on BGAs.I worked on a board where the genius pcb designed had done that so the blind vias trapped a bubble of air under each ball and as they reflowed the board the air expanded and blew the bga off the board.
xilinx has published some very good guidelines for pcb layout with large bgas. |
