This device was most likely NMOS.
I don't see the advantage of one over the other in what's essentially a closed system. If there were going to be a "user" of unknown wisdom and intelligence, there might be a reason based on that, but that was not the case, as these were built to a design by DEC, for DEC, for a terminal keyboard, and not sold to anyone else.
